Abstract

Experimental models to be developed for determining heat transfer from

heat sinks used in electronic packaging application.

The heat transfer coefficient for the heat sink and the average temperature
of the fluid inside heat sink are to be obtained.

All Experimental models can be applied over a wide range of heat sinks

Introduction

Heat sinks are the most common thermal management hardware used
in micro- and opto-electronics.

Heat sinks improve the thermal control of electronic components,

assemblies, and modules by enhancing their surface area.

Applications utilizing heat sinks for cooling of electronics have increased

significantly during the last few decades

Heat Sink

In electronic systems, aheat sinkis a passiveheat exchangerthat

cools a device by dissipating heat into the surrounding medium.

Heat sinks are used with high-power semiconductor devices such as

powerTransistors and optoelectronics such as lasers and light emitting
diodes (LEDs), where the heat dissipation ability of the basic device is
insufficient to moderate its temperature.

Heat sink

A heat sink is designed to maximize its surface area in contact with the
cooling medium surrounding it. it, such as the air. Air velocity, choice of
material and surface treatment are factors that affect the performance
of a heat sink.

A heat sink transfers thermal energy from a higher temperature device

to a lower temperaturefluidmedium. The fluid medium is frequently air,
but can also be water, refrigerants or oil.

Experimental Work

Simple model of heat sink have been designed which consist of two
aluminum sheet mounted on top of heater from both sides. The heater
will be representing CPU on load.

The heater temperature is controlled through a voltage regulator

thermocouples are used to read the temperature of heat sink

Voltage regulator

ZKG-Bvoltageregulator used to control the applied voltage to a high performance Triac type
BTB41,it can be used for phase control of inductive and resistive load such as heater.

Have a built-in LED which can display output voltage, and have many other advantages such
as high accuracy, good shock-resistance, good reliability, strong anti-interference ability, small
overall dimensions and light weight.

To read the temperature of heat sink thermocouple have been used

.microcontroller were used the microcontroller read the temperature
through ADC input and display the temperature on an LCD display .

Thermocouples:

A thermocouple is a type of temperature sensor,

which is made by joining two dissimilar metals at
one end. The joined end is referred to as the
HOT JUNCTION. The other end of these dissimilar
metals is referred to as the COLD END or COLD
JUNCTION.

TC Type k:The Type K thermocouple has a

Chromel positive leg and an Alumel (Nickel5% Aluminum and Silicon) negative leg.

The temperature range for Type K is -200 to

1200 degree Celsius and its wire color code is
yellow and red.

AD595

AD595 is a complete instrumentation amplifier and

thermocouple cold junction compensator on a
monolithic chip.

AD595 combines an ice point reference with a

precalibrated amplifier to produce a high level (10
mV/C) output directly from a thermocouple signal.
